I - INTRODUCTION L a s e r a n n e a l i n g t e c h n i q u e s , a s s o c i a t e d w i t h i o n i m p l a n t a t i o n a r e c o n s i d e r e d a s p o s s i b l e ways o f r e d u c i n g t h e c e l l s p r o d u c t i o n c o s t . F u r t h e r m o r e , a c o l d p r o c e s s may become p a r t i c u l a r l y a t t r a c t i v e i n t h e c a s e o f p o l y s i l i c o n , b e c a u s e t h e d o p i n g t h u s a c h i e v e d may become i n d e p e n d e n t on t h e c r y s t a l l i n e o r i e n t a t i o n o f e a c h c r y s t a l . I n a d d i t i o n , t h e l a s e r a n n e a l i n g , p u l s e d o r s c a n n e d , p r e v e n t s a n y p r e f e r e n t i a l d i f f u s i o n a t t h e g r a i n b o u n d a r i e s . I n t h i s s t u d y two l a s e r a n n e a l i n g p r o c e d u r e s h a v e b e e n i n v e s t i g a t e d i n o r d e r t o a c t i v a t e t h e i m p l a n t e d d o p a n t , namely a p u l s e d YAG l a s e r o p e r a t i n g i n t h e l i q u i d p h a s e r e g i m e a n d a c o n t i n u o u s C o p l a s e r w o r k i n g i n t h e s o l i d p h a s e r e g i m e . A t 0.53 m i c r o n w a v e l e n g t h , t h e a b s o r p t i o n 1s e s s e n t i a l l y d u e t o band t o band t r a n s i t i o n s , w h e r e a s a t 1 0 . 6 m i c r o n t h e f r e e c a r r i e r a b s o r p t i o n is by f a r e d o m i n a n t , s o t h a t a m o d e r a t e h e a t i n g o f t h e s u b s t r a t e i s n e c e s s a r y t o i n i t i a t e t h e c o u p l i n g . The e x p e r i m e n t s h a v e b e e n p e r f o r m e d on v a r i o u s t y p e s o f p o l y c r i s t a l l i n e s i l i c o n (Wacker, HEM a n d p o l y s i l i c o n u n d e r e v a l u a t i o n a t L a b o r a t o i r e s d e M a r c o u s s i s - CGE) doped by two i m p l a n t a t i o n p r o c e d u r e s : c l a s s i c a l i o n i m p l a n t a t i o n o f p h o s p h o r u s a n d non-mass a n a l y s e d m o l e c u l a r i o n s bombardment o f PFn ( n : 0 t o 5 ) by u s i n g t h e p r o c e d u r e a l r e a d y d e s c r i b e d c a l l e d i o n " i n c r u s t a t i o n " (1).

I1 - LASER ANNEALING

= 0.53 m i c r o n ) from QUANTRONIX. The c h a r a c t e r i s t i c s o f t h e l a s e r a r e t h e f o l l o w i n g :

p u l s e d u r a t i o n 100 nsec, s p o t diameter a d j u s t a b l e from 70 t o 170 microns t o o b t a i n energy d e n s i t i e s from 0.5 t o 3 ~/cm' f o r r e p e t i t i o n r a t e s r a n g i n g from 3 t o 10 KHz. The main problem o f t h i s k i n d o f l a s e r p r o c e s s i n g i s t o f i n d an adequate s p o t over- l a p p i n g r a t e so t h a t t h e whole s i l i c o n s u r f a c e i s annealed w i t h an energy d e n s i t y about t w i c e t h e t h r e s h o l d energy a l l o w i n g t h e m e l t i n g o f t h e surface. The m e l t i n g o f t h e f r o n t amorphized l a y e r has a d u r a t i o n o f some hundred nsec ( 2 ) and i s imme- d i a t e l y f o l l o w e d by a f a s t e p i t a x i a l r e g r o w t h i n t h e l i q u i d phase regime, i n c o r p o r a - t i n g a v e r y h i g h c o n c e n t r a t i o n o f dopant i n t o s u b s t i t u t i o n a l s i t e s . F i g u r e 1 shows t h e p r i n c i p l e o f t h e h i g h speed motion system which uses a microprocessor s e t up t o c o n t r o l t h e r o t a t i o n o f t h e t a r g e t d i s c and t h e displacement o f t h e r a d i a l arm b e a r i n g t h e f o c u s i n g system o f t h e beam. The e x p e r i m e n t a l optimum throughout d e t e r - mined f o r t h e t e s t s r e p o r t e d hereunder i s o f s i x 4 i n c h wafers per hour.

I11 - APPLICATION TO SOLAR CELLS 1. F a b r i c a t i o n p r o c e s s :

The f a b r i c a t i o n p r o c e s s o f t h e c e l l s i n c l u d e d t h e f o l l o w i n g s t e p s :

t h e YAG l a s e r f o c u s e d on p u l s e s o f 1 0 0 m i c r o n s i n d i a m e t e r w i t h a n e n e r g y o f 2 . 5 ~ / c r n 2 . The r e p e t i t i o n r a t e was 5 K H z a n d t h e f o l l o w i n g o v e r l a p p i n g c o n d i - t i o n s were a d o p t e d : SGT and

SGR

= 20 m i c r o n s w i t h a d i s c v e l o c i t y o f 1 0 cm/s. t h e c o n t i n u o u s C02 l a s e r o p e r a t i n g a t a power o f 1 5 W. The beam, 5 mm i n diame- t e r was f o c u s e d t o a s p o t o f 0.7 mm on t h e w a f e r h o l d e r h e a t e d up t o 450°C. - c o n t a c t s m a n u f a c t u r i n g : t h e m e t a l l i z a t i o n o f t h e b a c k c o n t a c t was o b t a i n e d by

I n t h e c a s e o f PF5 d o p i n g , t a b l e I shows t h a t open c i r c u i t v o l t a g e s Voc between 540 and 570 mV a r e o b t a i n e d a f t e r a p u l s e d a n n e a l i n g f o r t h e v a r i o u s p o l y c r i s t a l l i n e m a t e r i a l s . Concerning t h e C02 l a s e r a n n e a l i n g , t h e f i r s t r e s u l t s a c h i e v e d f o r n o t y e t o p t i m i z e d d o p i n g c o n d i t i o n s i n d i c a t e l o w e r v a l u e s o f Voc. I t i s now e s t a b l i s h e d t h a t a h i g h e r d o p i n g e n e r g y t h a n t h o s e r e p o r t e d on t a b l e I i s r e q u i r e d i n t h e c a s e o f a s o l i d p h a s e e p i t a x i a l r e g r o w t h which p r o d u c e s no s i g n i f i c a n t r e d i s t r i b u t i o n o f t h e d o p a n t 171

I t must be noted t h a t Voc v a l u e s a s high a s 585 mV have been a c h i e - ved on monocrYScalline s o l a r c e l l s . On t h e c o n t r a r y , t h e s h o r t c i r c u i t c u r r e n t d e n s i t y v a l u e s ( J s c ) o b t a i n e d i n t h e c a s e o f t h e C02 l a s e r a n n e a l i n g a r e h i g h e r t h a n t h o s e measured on p u l s e d - a n n e a l e d c e l l s . T h i s d i f f e r e n c e p r o b a b l y r e s u l t s from a more s u p e r f i c i a l j u n c t i o n w i t h a lower l e v e l o f r e s i d u a l d e f e c t s i n t h e c h a r g e s p a c e r e g i o n . A M 1 e f f i c i e n c i e s i n e x c e s s o f 1 0 % were a c h i e v e d w i t h t h e v a r i o u s p o l y c r i s - t a l l i n e m a t e r i a l s . F o r example,

a

1 2 % o u t p u t was measured on HEM s i l i c o n .

The f i r s t p o i n t t h a t emerges from t h i s study concerns t h e non mass analyzed implan- t a t i o n technique : t h e r e s u l t s i n d i c a t e t h a t t h i s process g i v e s p h o t o v o l t a i c junc- t i o n s so performant as those e l a b o r a t e d by i o n i m p l a n t a t i o n w i t h mass-analysis. T h i s i s an i n t e r e s t i n g p o i n t s i n c e " i n c r u s t a t i o n " has s i g n i f i c a n t advantages by comparison w i t h c l a s s i c a l processes.(lower c o s t o f machine, l e s s onerous maintenance r e q u i r e - ments).

The second p o i n t r e l a t e s t o t h e l a s e r p r o c e s s i n g techniques. Comparison o f Tables I and I 1 i n d i c a t e s t h a t t h e pulsed a n n e a l i n g g i v e s b e t t e r performances and more e s p e c i a l l y b e t t e r Voc values t h a n a continuous annealing. The d i f f e r e n c e must be r e l a t e d t o t h e f a c t t h a t t h e l i q u i d phase e p i t a x i a l r e g r o w t h o f t h e YAG l a s e r b r i n g s about a b e t t e r a c t i v a t i o n o f t h e dopant and a more p e r f e c t r e c o v e r y o f t h e amorphi- zed zone. I n t h e case o f a s o l i d phase r e g r o w t h induced by t h e C02 l a s e r , a Ruther- f o r d B a c k s c a t t e r i n g a n a l y s i s o f 75As+ i m p l a n t e d <111> s i l i c o n annealed a t an energy between 2 and 4 kw/crn2 showed t h a t o n l y 34% o f As i s on s u b s t i t u t i o n a l p o s i t i o n and t h a t r e s i d u a l d e f e c t s s u b s i s t i n t h e doped l a y e r (Xwin S i = 10%). A more s e n s i t i v e technique (DLTS) shows t h a t deeper i n t h e c r y s t a l , I n t h e charge space r e g i o n o f t h e j u n c t i o n , r e s i d u a l p o i n t d e f e c t s s u b s i s t i n t h e zone n o t reached by t h e m e l t f r o n t i n t h e case o f t h e l i q u i d phase process

T h i s k i n d o f measurement must be done f o r a C02 l a s e r process t o c o n f i r m t h a t s o l i d phase r e g r o w t h i s more s u i t a b l e t o anneal deep l y i n g r e s i d u a l d e f e c t s [ 9 ]

These two p o i n t s : l a c k o f a c t i v i t y o f t h e dopant and poor r e c r y s t a l l i z a t i o n o f t h e f r o n t l a y e r can p r o b a b l y be improved by u s i n g more e n e r g e t i c l a s e r beams w i t h o f course h i h e r p r o c e s s i n g throughput r a t e s . C a l c u l a t i o n s have shown t h a t r a t e s o f

s e v e r a l m /h c o u l d be reached which would be compatible w i t h t h e doping r a t e s o f m u l t i p l e beams i o n source p r e s e n t l y developped

Concerning p u l s e d a n n e a l i n g i t must be p o i n t e d o u t t h a t UV gas Excimer Lasers have been r e c e n t l y used t o produce very e f f i c i e n t i m p l a n t e d j u n c t i o n s f o r s o l a r c e l l s [ll]

Moreover t h e p u l s e shape

( f l a t p r o f i l e ) and t h e beam l a r g e s e c t i o n w i l l p r o b a b l y meet l a r g e p r o d u c t i o n r a t e s . So these two l a s e r systems (EXCIMER and C02) must be regarded as a p o s s i b l e mean o f a c h i e v i n g s i g n i f i c a n t r e d u c t i o n s i n s o l a r c e l l s c o s t s .
