Epi Z ® VOLTAGE REGULATOR DIODES
This semiconductor device consists of a single active junction and may be considered as one elemen- tary component of electronic circuitry.
The voltage regulator diodes are also known by electronicians as
«
Zener Diodes». However, this designation has not been retained as far as standardization is concerned, since it is also used for a phenomenon discovered by the German physician C. ZENER. Only the low voltage regulator diodes are Zener diodes in the physical meaning of the word.THOMSON-CSF has developed an original technology for the design of voltage regulator diodes and our patent allows us to use the designation of« Epi-Z diodes» for the whole range of available voltages.
All the EPI Z diodes operating in avalanche breakdown are fitted with a guard ring structure which gives the diode a perfectly uniform operation. Besides, this guard ring, by reducing the electrical field near the surface, eliminates all unwanted effect of the passivation and gives the structure additional reliability.
Epi Z diodes are used in reverse bias mode, in fact, the current - voltage characteristic in this confi- guration shows two different slopes:

the resistance opposed by the diode is v9ry high and nearly corresponds to the open circuit condition,- above this Vz value, the slope of the characteristic changes sharply and the dynamic resistance becomes very low.
Epi Z diodes are therefore used whenever it is necessary to regulate a voltage to a value independent of current, drain to clip an alternating signal to a specified level, and to protect delicate and expensive circuits against possible accidental overvoltages. It can thus be remarked that the «EPI-Z» technology enables obtaining a higher than average resistance to overvoltages, if any should occur.

Les diodes regulatrices de tension sont egalement connues des electroniciens sous Ie nom de «Diodes Zener». Cependant, Ie normalisateur n'a pas retenu ce nom qui designe par ailleurs un phenomime decouvert par Ie physicien allemand C.ZENE R. Seules les diodes regulatrices de basse tension sont des diodes Zener au sens physique du terme.

Distribution of carriers on both sides of the PN reverse biased junction
As already stated, the voltage regulator diodes are used in reverse bias mode. Figure 2 shows the dis- tribution of free carriers in the close vicinity of the junction. Under the action of reverse voltage, they determine a free region called the
«
depletion region».
Only minority carriers of each Nand P region (resulting mainly from heat generation) flow through the depletion region, thus resulting in a reverse current flow I R. The applied voltage can increase up to a maximum value which produces a breakdown in the depletion region, thus leading to a high cur- rent flow. This phenomenon occurs according to two different mechanisms depending on the break- down voltage value.
1. Breakdown through Zener effect
I n the case of low voltage diodes, the depletion region is very thin and the neighbouring layers are strongly doped. At maximum voltage, the electric field is very strong and under its influence, results in minority carriers being released. These carriers flow through the depletion and generate a current which increases rapidly with the applied voltage.
The variation of this current follows the law:

The new technology developed by THOM SON-CSF for very low voltage Zener effect diodes enables obtaining characteristics which perfectly follow this theoretical law with a high coefficient «n» reaching 7 to 9 for diodes with nominal voltages of 2 to 4 volts respectively.

Nous avons vu que les diodes regulatrices de tension etaient utilisees en polarisation inverse. La figu·
re 2 montre la repartition des porteurs libres au voisinage de la jonction : sous I'action de la tension inverse, ils laissent une zone deserte dite
«
zone de depletion».
Seuls les porteurs minoritaires de chacune des zones N et P ( dOs en grande partie a la generation thermique ) traversent la zone deserte, provoquant Ie courant inverse I R. La tension appliquee peut croitre jusqu'a un maximum qui produit un c1aquage dans la zone deserte, entrainant une circula·
tion importante de courant. Ce phenomi!ne a lieu suivant deux mecanismes differents selon la valeur de la tension de c1aquage .
1. Le claquage par effet Zener
Pour les diodes de basse tension, la zone de depletion est tres mince et les couches voisines fortement dopees.
A la tension maximale, Ie champ electrique est tres intense, et, sous son influence, des porteurs minoritaires sont expulses. lis traversent la zone deserte, engendrant un courant qui augmente rapidement avec la tension appliquee.

In the case of higher voltage diodes, breakdown occurs through the avalanche process. The minority carriers present in the crystal flow naturally through the junction under the effect of reverse bias.
They are accelerated by the applied electric field and gain a kinetic energy which is sufficient to re- lease an electron of the valency of an atom from the depletion region. This electron, in turn, is acce- lerated by the field and contributes to the avalanche process. The phenomenon is cumulative. The depletion region is ionized and becomes conductive under the applied field. This results in a sharp
knee in the characteristic. .

The voltage depends on the current flowing through the junction, following the theorical law indicated before, this gives a curved characte- ristic for ve, y low voltage devices. The temperature coefficient is negative.Avalanche effect which occurs from '5 volts and results in a very sharp knee due to the cumulative effect of the phenomena. The temperatu- re coefficient is positive.
The design of Zener effect diodes requires extremely abrupt junctions generally obtained by alloying tech- nique. But this technology yields poor quality devices (high reverse current and dynamic resistance' and encap- sulating is a delicate operation. High quality very low voltage diodes ma- king use of the Zener effect can be manufactured using the planar tech- nique. However, they require a special technology and a high precision in homogeneousness and in the thick- ness of the doped layer. If not, various characteristics such as the dynamic resistance are derated.

La tension est fonction du courant traversant la jonction, suivant la loi theorique indiquee precedemment, d'ou une caracteristique arrondie des dispositifs tres basse tension. Le coefficient de temperature est negatif.
Effat d'avalancha, qui se manifeste des 5 volts par un coude tres franc dO au caractere cumulatif du phenome- ne. Le coefficient de tem~rature est positif.
La r!!allsation des diodes a effet Zener necessite des jonctions extrAmement abruptes, qui sont generalement ob- tenues par alliage. Epi Z TECHNOLOGY Medium voltage - high voltage
The starting material is a correctly doped N type silicon substrate.
A guard ring is formed on its surface by diffusing P type doping materials through an oxide mask.
By localized epitaxial deposition, a P type single- crystal silicon bead with adequate doping is formed within a window at the centre of the guard ring. This technology has the advantage of simple control of the essential characteristics of the junction.
The subsequent operations consist of coating the bead and the opposite face of the substrate with a thin metal layer to ensure the resistive contacts.
The substrate is then cut into chips using a high- speed precision saw to prevent all deterioration of the active junctions.
The chips are mounted in DHDglass cases ( DO 35 and DO 41 I featuring high dissipation and reduced dimensions.
Very low voltages
The material is a correctly doped N type silicon substrate. Through windows in the oxide layer a localized deposit of P type polycrystalline silicon is formed by a low- pressure low- temperature deposition process.

Le materiau de depart est une plaquette de silicium de type N correctement dopee. A sa surface on forme un anneau de garde par diffusion d'impuretes de type P iI travers un masque d' oxyde.
Par epitaxie localisee on depose dans une fenetre ouverte au centre de I'anneau de garde un bouton de silicium monocristallin de type P posslldant un dopage adequat. Cette technologie presente I'avantage d'un contrOle aise des caracteristiques essentielles des jonctions.
Les operations suivantes consistent iI recouvrir Ie bouton ainsi que la face opposee de la plaquette d'une couche metallique permettant d' assurer les contacts ohmiques.
Les plaquettes sont ensuite decoupees iI I'aide d'une scie de precision iI grande vitesse qui evite toute degradation des jonctions actives.

ADVANTAGES OF Epi Z DIODES Quality of the elbow
For very low voltage (Zener effect I diodes, utilization of the polycrystalline silicon technology enables obtaining diodes whose dynamic resistance is equal to the theoretical minimum.
For higher voltage (avalanche) diodes, utilization of localized epitaxial deposition associated with the guard ring enables obtaining more reliable diodes while maintaining a sharp well-marked elbow.
Reduction of reverse leakage currents
The epitaxial deposition of the silicon ball and the guard ring provide an oxide protection at the junction and the surface leakage currents are decreased.
High reliability
All things being considered, these diodes are characterised by their sturdiness and the stability of their characteristics; such properties resulting in their selection by major computer manufacturers, and enabling two UTE* approved series under CCQ* ( BZX 46 and BZX 85 ) to be available . .. SELECTION OF AN Epi Z DIODE
THOMSON-CSF manufactures a very wide range of regulator diodes with axial leads, for the best choice, the operator must be provided with the operating conditions of the device as well as with the qualities inherent in the application.
Dissipated power
In the voltage regulation function, the Epi Z diode behaves as a power device, in spite of its small size. In fact, it must pass a high current at a specified voltage, hence a functional power comsuption which must be released to ambient air. In a DHD diode (DO 35 or DO 41 case), heat is conducted to ambient through the lead wires. By convention, the maximum power given in the catalogues is defined for diodes connected to two infinite heatsinks at 4 mm from the diode body. In practice, the component is never mounted in this way. For this reason, THOMSON-CSF gives thermal resistance values which allow accurate calculation of the power which can be dissipated in most of the operating cases. Each data sheet shows a CUNe of the decay of Ptot power versus ambient temperature and length of connecting leads, also the calculation of thermal resistance in steady and transient states is widely explored.

It is obvious that the starting point will be the value required by the circuit in actual operating con- ditions, which is often very different from those defined in the data. Two parameters modify the VZT value
the temperature coefficient, depends mainly on the voltage ( negative for Zener effect, positive for avalanche effect). It is recommended that reference be made temperature coef- ficient values given in the data on BZX 55 C diodes, which have recently been determined and which apply for all families of Epi Z diodes. The curves of figures

Deux elements viennent modifier la valeur de VZT :
- Ie coefficient de temperature, il depend principalement de la tension ( negatif pour I'effet Zener, positif pour I'effet d'avalanche ). Nous conseillons de se reporter aux valeurs de coeffi- cients de temperature donnees dans la notice de la diode
BZX 55C . ,qui ont ete soigneusement de- termine'!S n!cemment et qui s'appliquent a toutes les families de diodes Epi Z. Les courbes des figu- res

7des notices montrent les variations typiques de av z en fonction de la tension VZT et du courant IZT;
- la resistance dynamique, elle depend essentiellement du courant traversant la diode et au second ordre de la temperature de jonction. Quatre families de courbes donnees page 5 des noti- ces permettent de determiner la valeur reelle de la tension de regulation.
Courant de surcharge IZSM
Cette valeur sera utilisee lorsque la diode Epi Z aura pour role de proteger les circuits fragiles ( MOS TTL ), contre d'eventuelles surtensions accidentelles. Une valeur limite est fournie pour chaque type et chaque valeur de tension. De plus, deux courbes page 6 des notices permettent de determiner IZSM en fonction de la largeur d'impulsion et de connaitre dans ces conditions la nouvelle valeur de Vz afin que Ie circuit soit toujours protege.

Nominal voltage VZT of a regulation diode is the most often defined for a relatively low amplitude cur- rent pulse (lZT) in relation to the maximum current rating. During this measurement, the virtual junction temperature remains constant and equal to 25 0C.
In operating conditions, when the diode conducts a current higher than IZT, the real nominal regulation voltage Vz will be greater than voltage VZT.This in- crease in regulation voltage depends on :
- the VZT voltage of the diode,
- the junction temperature, therefore the power dissipated by the diode and the cooling conditions, - the diode's dynamic resistance to a smaller extent.
This influence can be neglected in numerous cases, but this term becomes important with low voltage diodes (VZT ( 6,2 V ).
In that case. the increase f),.VZ of the regulation voltage in relation to the nominal voltage can be divided into two terms :
- a term of a thermal nature f),.VZ(th) - a term of a resistive nature f),.VZ(r) ( see figure VIII ).

t.VZ(r) represents the voltage increase caused by the diode resistance when its regulation characteristic is covered at a constant temperature of 25 oC ( from A to B figure VIII ).
In practice, the voltage increase t.VZ(r) is easily determined by the equation :
rZ(av) can be considered as a parameter having the dimension of a resi;tance. Its value is given by figu- res VI and VII, depending on nominal voltage VZT of the considered diode.
The values of rZ(av) are valid for current within the limits IZM ( maximum value) and IZT·
If the current is very lower than IZM, the values given by the figures 9, 10 and 11 of the data sheets are to be used.

This term varies according to whether the diode is in thermal equilibrium or in a transient state.

In both cases, IJ.VZ(th) is given by the graph of figure V as a function of the current passing through the diode and its thermal resistance.
The value of thermal resistance Rth to be used on the graph of figure V depends on the diode connec- tion method and the nature of current conducted through it ( DC or square wave current ).
DC current is conducted through the diode:
on the graph figure V, the thermal resistance value corresponding to the real mounting of the diode will be used directly.
As an indication. and for certain types of mountings, figures I and IV provide typical values of the thermal resistances to be used.
A periodical square Wave current is conducted through the diode :
in this case, the maximum amplitUde of the current is taken into account and on the graph of figure V, a thermal impedance Zth is used. Depending on the current shape factor, this thermal impedance has the following value:

A regulation diode BZX 55 C 36 V connected to spades according to the diagram figure IV cis consi·

The following is established in the diode:
- either a 10 mA DC current
- or a 10 mA square wave current with a tp duration
= 10 ms and a shape factor ~ = 0,5
We wish to know the increase in regulation voltage when the diode has reached its thermal equilibrium We also wish to know the increase voltage atter 5 seconds of operating.

On etablit dans cette diode : - soit un courant continu de 10
mA.

de dum d'impulsion tp = 10 ms et de rapport cyclique ~ = 0,5
On veut connaitre I'accroissement de 18 tension de regulation lorsque la diode a atteint son equi/ibre thermique. On desire egalement connaitre raccrois- semen t de la tension apres 5 secondes de fone·
